Diodes Introduces Better DIOFET Devices

Iodes launched its first products utilizing a proprietary DIOFET process, which combines a power MOSFET with an anti-parallel Schottky diode on a single chip. The latest offerings, the DMS3014SSS and DMS3015SSS, are ideal for low-side MOSFET applications in synchronous buck point-of-load (PoL) converters. These devices enhance system efficiency while significantly lowering the operating temperature of high-speed PoL converters, making them well-suited for use in high-volume computing, communications, and industrial systems. At a VGS voltage of 10V, the RDS(ON) values for the DMS3014SSS and DMS3015SSS are just 10mΩ and 8.5mΩ, respectively. This low resistance minimizes conduction losses typically seen in low-side MOSFETs. Additionally, the integrated Schottky diode within the DIOFET has a forward voltage that is 25% lower than comparable MOSFET or Schottky diodes and 48% lower than standard MOSFET body diodes. This design helps reduce switching losses and improves overall system efficiency. The DIOFET's Schottky diode also features low reverse recovery charge and a softer reverse recovery characteristic, further minimizing body diode switching losses. In benchmark testing, the DIOFET operated at a temperature that was 5% lower than competing solutions. For every 10°C drop in the MOSFET junction temperature, the device’s long-term reliability doubles. This means that lower operating temperatures greatly enhance the reliability of the PoL converter, ensuring longer lifespan and better performance under demanding conditions. Whether it's in data centers, telecom equipment, or industrial automation, the DIOFET technology offers a compelling advantage in terms of both performance and durability.
